P–n junction

Werden zwei unterschiedlich dotierte Halbleiterschichten gebildet, entsteht an der Grenzschicht ein sogenannter p-n-Übergang.

Verfahren nach einem der vorherstehenden Ansprüche, dadurch gekennzeichnet, daß es die Arbeitsschritte umfaßt: Ausbilden einer EFG-Vorrichtung mit einem Schmelztigel zur Aufnahme einer Schmelze aus Halbleitermaterial und mit einer Form mit einer polygonalen oder zylindrischen Randkonfiguration, welche den oberen Rand der Form mit einem Keim berührt, um das Wachstum eines hohlen Kristallkörpers mit einer der Randkonfiguration der Form entsprechenden Querschnittsform zu iniziieren, Züchten eines hohlen Kristallkörpers, welcher der Rangkonfiguration der Form entspricht, durch allmähliches Ziehen des Keims weg von der Form und Eindiffundieren eines Dotieratoms in eine Oberfläche des hohlen Kristallkörpers in einem Bereich stromaufwärts der Form, so daß das Dotieratom in eine Oberfläche des Körpers diffundiert, um einen P-N-Übergang darin zu bilden.

A method according to any preceding claim, characterized in that it comprises the steps of providing an EFG apparatus comprising a crucible for containing a melt of semiconductor material and a die having a polygonal or cylindrical edge configuration, contacting the upper edge of the die with a seed to initiate growth of a hollow crystalline body having a cross-sectional configuration conforming to that of the edge configuration of the die, growing a hollow crystalline body conforming to the edge configuration of the die by gradually drawing the seed away from the die and diffusing a dopant into one surface of the hollow crystalline body in a region upstream from the die so as to cause the dopant to diffuse into the one surface of the body so as to form a p-n junction therein.
