Verfahren zur Herstellung von Silizium-Nitrid mit einem ?-Phasen-Anteil von mindestens 85%, welches folgende Schritte umfaßt: (i) Ausbilden eines Betts aus Silizium-Metall-Pulver, das mindestens etwa 5 Gewichtsprozent an ?-Silizium-Nitrid-Keimen enthält, (ii) Plazieren des Betts in einen Vakuumofen, (iii) Deoxidieren des Betts bei einer Temperatur von mindestens 1150° C, vorzugsweise mindestens etwa 1200°C, (iv) Absenken der Temperatur auf eine Temperatur unterhalb der Temperatur, bei welcher eine Nitrierung auftritt und Auffüllen des Ofens bis zu einem Druck unterhalb des Atmospherendrucks mit einem Gasgemisch, das 30 bis 85% Stickstoff und 70 bis 15% einer Zusammentsetzung aus Wasserstoff und Helium, bevorzugt 71% Stickstoff, 4% Wasserstoff und 25% Helium, enthält, (v) Erhöhen der Temperatur, um die Nitrierung zu beginnen, (vi) Ermöglichen, daß der Druck in dem Ofen um 666,61 bis 6666,1 Pa (5 bis 50 mm Hg) fällt, bevor die Temperatur im wesentlichen konstant gehalten wird, (vii) Zuführen von Stickstoff in den Ofen mit einer im wesentlichen festen stündlichen Durchsatzmenge von 3 bis 25% der theoretischen Gesamtmenge, die für eine vollständige Umsetzung von Silizium zu Silizium-Nitrid erforderlich ist, bis die Reaktionsrate nicht mehr ausreicht, um den gesamten kontinuierlich zugeführten Stickstoff zu nutzen und der Druck innerhalb des Vakuumofens etwa den Druck aus Schritt (iv) erreicht, (viii) Beendend der Stickstoffzufuhr und Erhöhen der Temperatur um 50 bis 150°C, (ix) Wiederholen der Schritte (vi) bis (viii) bis eine maximale Temperatur von etwa 1400° C erreicht wird, (x) Beenden der Stickstoffzufuhr und Ermöglichen, daß das Bett für wenigstens zwei Stunden in dem Stickstoff getränkt wird, und (xi) Abkühlen des Reaktors auf Raumtemperatur.

A process for producing a silicon nitride having an alpha phase content of at least 85% which comprises the steps of: (i) forming a bed of silicon metal powder containing at least about 5 weight per cent alpha silicon nitride seed (ii) placing the bed into a vacuum furnace (iii) deoxidizing the bed at a temperature of at least 1150°C, preferably at least about 1200°C, (iv) reducing the temperature to below that at which nitridation occurs and backfilling the furnace to a subatmospheric pressure with a gas mixture comprising 30 to 85% nitrogen and 70 to 15% a combination of hydrogen and helium, preferably comprising 71% nitrogen, 4% hydrogen and 25% helium, (v) increasing the temperature to commence nitridation, (vi) allowing the pressure in the furnace to fall 666.61 to 6,666.1 Pa (5 to 50 mm Hg) before holding the temperature substantially constant, (vii) supplying nitrogen to the furnace at an essentially fixed flow rate of 3 to 25% per hour based upon total theoretical nitrogen requirements for full conversion of the silicon to silicon nitride until the reaction rate is insufficient to utilize all of the continually added nitrogen and the pressure in the vacuum furnace reaches about the pressure of step (iv), (viii) terminating the addition of nitrogen and increasing the temperature 50 to 150°C, (ix) repeating steps (vi) to (viii) until reaching a maximum temperature of about 1400°C, (x) terminating the addition of nitrogen and allowing the bed to soak in nitrogen for at least about 2 hours, and (xi) cooling the reactor to room temperature.
